In July 22, 2019, Runau announced the new product: 5200V thyristor with 5” chip was developed successfully and ready to manufacture for customer’s order. A series of cutting-edge technologies were applied, deep optimization of impurity diffusion process, accurate design of lithography, strict protection technology of mesa modeling, to enable the uniformity, repeatability, and controllability impurity diffusion performance, as well the excellent blocking characteristics. Such the high performance of current&voltage rise rate is ensured. With the proved evidence, the average forward current against 5200V can reach to 4750A with very low on-state voltage drop, the VTM is 1.5V in addition to IT=5000A, TJ=25℃. As a private manufacture, we made a proud progress with independent research and development, made the engineering and industrialization solution of 500KV 3000MW HVDC power transmission project be more flexible and commercial.
